Packaging Architect at Kepler Computing

About the Role:

As a Packaging Architect at Kepler, you will spearhead the definition of our package architecture strategy, collaborating closely with foundry and OSAT partners to transition our technologies from concept to high-volume production. You will bridge the gap between design and manufacturing, utilizing your deep expertise in assembly flows to drive proof-of-concept demonstrations and ensure robust, high-yield product development across our engineering teams.

Responsibilities:

• Help define the package architecture strategy with our foundry and OSAT partners.

• Help drive all the scale up engagements with OSAT partners for our product families.

• Define and drive all necessary assembly vehicles for proof of concept demonstration with OSAT and foundry partners.

• Work closely with advanced packaging, memory design, test and product engineering teams to enable successful development of our product families.

• Actively engage with Product Engineering team to develop a successful test strategy with all necessary assembly and packaging inputs.

Requirements:

• Ability to define package assembly strategy including all necessary test vehicle development

• Proven record of having executed large form-factor assembly/packages for high volume products.

• Hands on experience with assembly tools and deep understanding of yield modes and failure mechanisms.

• Teamwork, dedication and interpersonal skills.

• Ability to successfully work across geographic boundaries.

• Excellent communication skills both written and verbal.

• Excellent collaboration skills with vendors, customers and internal team members.

Nice to Have:

• Deep knowledge and expertise in assembly packaging flows.

• Hands-on experience on developing and product yield demonstration of wafer singulation, micro-bumping, mold/oxide wafer re-constitution flows, fan-out RDL flows, passive interposer and TSV flows, C4 bumping and final package assembly flows.

• Experience from concept/definition to volume production with a good understanding of product manufacturability, yield and reliability.

• Ms or PhD with a minimum of 10 years experience in assembly/packaging.

Actual compensation will be determined based on factors including, but not limited to, relevant experience, skills, qualifications, education, job responsibilities and work location.
